The company’s fluid delivery subsystems feed critical gases and chemicals into etch and deposition tools used for high-performance data center silicon.

Advanced Packaging Drives Mix Shift
Kulicke and Soffa Industries reported total revenue segments including $587.6 million from Ball Bonding Equipment and $171.1 million from APS. The company supplies wire bonding and thermocompression tools that are critical for assembling AI processors and connecting high-bandwidth memory modules.
The adoption of fluxless thermocompression for heterogeneous logic is expected to drive a mix shift toward higher-value systems. Sumco manufactures high-purity silicon wafers that serve as the starting substrate for advanced AI logic and memory chips. The company generated ¥419,314 million from high-purity silicon wafers, with major sales directed toward Taiwan, Japan, China, South Korea, Europe, and the United States.
